Integration of AlScN Ferroelectric Gate Dielectric in GaN HEMTs

Abstract: This work investigates the integration of an AlScN ferroelectric gate dielectric into AlGaN/GaN high-electron-mobility transistors (HEMTs). Devices with an AlScN/Al₂O₃ gate stack and different device geometries were fabricated and compared with reference HEMTs without AlScN. The electrical characteristics were evaluated from room temperature to 400 °C. The AlScN-gated devices exhibited noticeable threshold-voltage modulation and hysteresis in the transfer characteristics. Temperature-dependent measurements showed variations in drain current, on-resistance, and hysteresis behavior with increasing temperature. This study provides an initial evaluation of AlScN integration in GaN HEMTs and their electrical behavior under elevated-temperature operation.

About the Speaker: Run-Hua Ma has been pursuing her Ph.D. degree in the Graduate Institute of Electronics Engineering at National Taiwan University since 2025 and is currently participating in the PINACLE program at the University of Pennsylvania, where her research focuses on the integration of AlScN with GaN HEMTs. She received her M.S. degree in Materials Science and Engineering from National Taiwan University. She previously worked at the Institute of Physics, Academia Sinica, where she contributed to the development of superconducting qubit devices. During her Ph.D. studies, her research interests include GaN-based logic and wide-bandgap semiconductor devices, ferroelectric AlScN integration, and defect characterization using positron annihilation spectroscopy.


Penn Chemistry NMR Facility: Instrumentation, Capabilities, and Research Support

Abstract: As an open-access research resource, the Penn Chemistry NMR Facility provides state-of-the-art nuclear magnetic resonance (NMR) instrumentation and expert support for a broad range of research applications, including molecular structure elucidation, materials characterization, reaction kinetics, and advanced multinuclear and multidimensional NMR spectroscopy. In this presentation, I will provide an overview of the Facility’s instrumentation and capabilities, user training and consultation services, spectrometer access and reservation procedures, data management, NMR software support, and fee structure.

About the Speaker: Jun Gu, Ph.D. is Director of the Chemistry NMR Facility at the University of Pennsylvania, where she has served the Penn community since 2008. She has more than 23 years of professional experience in NMR spectroscopy and facility management. She has overseen the development of the Facility’s instrumentation, infrastructure, user support, and training programs, including major initiatives to implement a helium recovery system that improves facility sustainability and cost efficiency. Dr. Gu has also taught a graduate-level practical NMR course since 2019. Her contributions to research support and academic service have been recognized with multiple SAS Staff Recognition Awards.
